High-Performance Triangular Miniaturized-LEDs for High Current and Power Density Applications

This work proposes an effective electrode length model and reveals for the first time relationship between this mesa shape effect. On basis of model, we demonstrate high-performance triangular miniaturized-LEDs (mini-LEDs) benchmark to conventional square, circular shapes same area. Here, systematically study impact shaping in mini-LEDs both theoretically experimentally, which is fundamentally different than that regular-sized LEDs. We find that, at current level 200 mA, deliver enhancement 36.4% optical output power a decrease 9.6% forward voltage compared commonly used square ones, also 24.6% 14.3% ones. The superior performance proved result from longer n-electrode case mini-LEDs, suppresses self-heating effect thus well preserves internal quantum efficiency, whereas light extraction efficiency heat dissipation are not significantly increased such small sizes, unlike broad-area Meanwhile, reduced revealed stem decreased n-GaN resistance. Different LEDs, these findings therefore indicate matters substantially miniaturized-LEDs.
